When Harry's life really was on the line...he used "Expelliarmus".

I need to go fetch my books, but did Harry use an Unforgiveable 
in OOTP? What caused Bellatrix to tell him that he, "needed to 
mean it" when performing such a curse. I always felt a bit jipped 
by the ending of the book. I had to re-read it twice before I 
understood, what Harry knew, that he was the true master of the 
Elder Wand, and why in fact "Expelliarmus" was his best hope.
